Summary: | Diffuse-dynamical diagnostics method have been developed of the combined thickness-deformation dependences of the dynamical scattering integral intensities (DSII) jumps in the vicinity of the absorption K-edge. The diagnostics information power have been increased essentially on the basis of purposeful variations of the sensitivity selectivity to the different types defects by variation of the diffraction conditions at the deformation-thickness investigations of the IIR jumps. As a consequence by this method problem have been solved of the multi-parametrical diagnostics of the several types defects. | |

046 Dynamical theory of the X-grazing diffuse rays scattering in the crystal with surface defects |

Summary: | Diffraction of X-rays in conditions of total external reflection (grazingincidence diffraction – GID) is a powerful method for diagnostics defects in subsurface layers and thin films. In this paper the dynamical model of diffuse X-ray scattering in crystals which contain subsurface defects of dilatation centers type is developed. The main information about subsurface lattice distortions is provided by diffuse scattering in the vicinity of the specular reflected and specular diffracted coherent peaks. Our approach developed for calculation of the diffuse scattering amplitude is largely analogous to the distorted wave Born approximation (DWBA). Fourier components of lattice distortions are expressed by exact formulas in continuous approximation which takes into account the image forces caused by surface boundary. The intensity maps calculated for diffuse grazing waves scattered by subsurface defects randomly distributed in a flat layer are presented. For different scanning schemes we define conditions of predominantly diffuse component registration in grazing diffraction. | |

Summary: | The dynamic grazing-incidence X-ray diffraction from a crystal with a shaped surface in the form of one-dimensional submicron grating has been investigated. The interaction between the specularly reflected and diffracted waves and grating harmonics is taken into account for noncoplanar diffraction under the conditions of total external reflection. It is shown that this approximation exhibits good convergence in the number of harmonics taken into account. The influence of the angular divergence of the incident beam on the rocking-curve shape is shown. | |

Summary: | Grazing diffraction of X-rays in a crystal with one-dimensional surface grating of micron scale is considered. The dynamical theory is developed for conditions of total external reflection taking into account interaction of specular and diffracted waves and grating harmonics also. The geometry of dispersion surfaces and convergence of the accepted approach on number of considered harmonics is investigated. Curves of diffraction reflection with incidence angle changing and curves with emergency angle scanning are calculated for the three-crystal experimental scheme. | |
